芯片成本更低 三星开发新一代低温焊接工艺 2025年量产

当代电子产品中除了要使用各种芯片之外，还要把芯片焊接在PCB上，传统方式是焊接，但是高温焊接的成本更高，三星正在研发新一代低温焊接技术。
据韩国媒体报道，三星电子已开始开发用于下一代高科技封装的低温焊接技术，
计划到2025年完成技术开发并实现量产。
据悉，焊料是一种用于连接封装基板和半导体芯片管芯的材料。
与需要200°C或更高温度的传统焊料不同，使用低温焊料可以降低封装工艺成本和不良率。
