突破冯·诺依曼构架瓶颈 中国研制出最小尺寸相变存储单元

据 中国科学院上海微系统与信息技术研究所 消息，该所研究员宋志棠、王浩敏组成联合研究团队， 首次采用GNR边缘接触制备出目前世界上最小尺寸的相变存储单元器件。
7月18日，相关研究成果以《通过石墨烯纳米带边界接触实现相变存储器编程功耗最小化》（Minimizing the programming power of phase change memory by using graphene nanoribbon edge-contact）为题，在线发表在《先进科学》上。
据了解，当今数据生产呈现爆炸式增长，传统的冯·诺依曼计算架构已成为未来继续提升计算系统性能的主要技术障碍。
而 相变随机存取存储器（PCRAM）可以结合存储和计算功能，是突破冯·诺依曼计算构架瓶颈的理想路径选择。
